• Tune thermocompression bonding force, temperature and time
• Control NCF and MR-MUF film or underfill processes
• Reduce voids, bridging and die cracks in thin-die stacks
• Manage warpage of thinned DRAM die
• Qualify bonders, fillers and mold materials
• Analyse stack-level yield and speed bin loss
• Support stack height increases and new generations
