Summary

Predicts and controls the mechanical behaviour of the package — warpage, stress, delamination and crack risk — through every thermal excursion from assembly reflow to field thermal cycling. Keeps large, thin, multi-material packages flat enough to assemble and robust enough to survive.

Project

Work done for a product or program.

Build parametric finite element models of the package and board, capturing viscoelastic mold compound, underfill cure shrinkage and substrate anisotropy.
Predict room-temperature and reflow-temperature warpage for package and package-on-board, and compare against assembly and socket limits.
Analyse low-k and ultra-low-k dielectric stress under chip-package interaction to prevent die-level cracking and delamination.
Model solder joint fatigue life with Anand or Darveaux formulations and correlate to thermal cycling test results.
Assess drop, bend, board-level shock and vibration performance for mobile and automotive applications per JESD22-B111 and B113.
Define stiffener, lid, mold cap and substrate copper balance strategies that bring warpage within specification.
Correlate simulation to shadow moiré, digital image correlation and strain gauge measurements across temperature.
Set material property characterisation requirements — CTE, modulus versus temperature, Tg, cure shrinkage — and drive supplier data collection.
Support failure analysis with stress-based hypotheses for pad cratering, underfill delamination, bump crack and substrate trace fracture.
Advise design teams on keep-out zones, corner reinforcement and seal ring requirements from a mechanical perspective.

Typical backgrounds

MS or PhD in Mechanical Engineering, Solid Mechanics or Materials Science; 5–14 years in electronics packaging mechanical analysis, often with a computational mechanics research background.
