• Maintain film thickness, uniformity, stress and refractive index.
• Develop gap-fill and low-k CVD recipes.
• Qualify chambers after PM and part changes.
• Reduce particles and flaking via chamber clean tuning.
• Run DOEs on temperature, pressure and precursor flow.
• Match film properties across chambers and tools.
• Respond to SPC excursions on thickness and stress.
