1. Purpose and scope
Qualification shows the technology can work; the pilot line shows it can be built repeatedly. Lots run with production-intent tools, materials, work instructions and trained operators, under inline controls, and every unit is traced to its dies, tools and material lots. Yield learning finds the defect sources that limit assembled yield, ranks them, and removes them one by one.
Multi-die and stacked packages make yield a product of many parts. A failed bond can scrap several good dies, so incoming die quality and the known good die rules agreed with die suppliers matter as much as the line's own yield. The pilot line is where those rules are set and proved.
In scope: pilot line readiness, work instructions, inline controls, lot starts, yield learning, defect reduction, known good die and incoming test requirements, the yield model, the first capacity plan and sample builds for lead customers. Out of scope: volume capacity and site copies, which belong to the capacity ramp.
