fT (Transit frequency)
The frequency at which a transistor's small-signal current gain falls to unity, a first-order measure of intrinsic device speed set largely by transit time and capacitance.
- Also known as
- Cut-off frequency, Unity current gain frequency
- Type
- Metric
- Domain
- Photonics, MEMS & Sensors, Compound semiconductors
Notes
InP HBTs have pushed fT beyond 1 THz, far ahead of what silicon devices achieve.
